The technology, which precisely stacks logic semiconductors and memory vertically to dramatically increase data bandwidth while significantly reducing latency and power consumption, was the decisive factor behind the award.<\/p>\n<p>The AI Breakthrough Awards is a prestigious program organized by AI Breakthrough, a market research firm that analyzes the global AI market. This year&#8217;s competition was fierce, with thousands of nominations submitted from over 20 countries across diverse categories including agentic AI, generative AI, computer vision, robotics, and natural language processing.<\/p>\n<p>Tokyo Electron&#8217;s 3DI technology is regarded as an integrated solution that goes beyond simple chip stacking, blurring the boundaries between front-end and back-end processes. As semiconductor miniaturization processes face physical limits, advanced packaging and three-dimensional stacking structures are rapidly emerging as key variables determining AI performance. This aligns with the phenomenon where next-generation memory technologies like high-bandwidth memory (HBM) are being called the &#8220;heart&#8221; of AI accelerators.<\/p>\n<p>Hiroshi Ishida, Senior Vice President and Representative Director of Tokyo Electron, emphasized that the company will &#8220;unify front-end and back-end process capabilities to accelerate the evolution of 3DI and support next-generation semiconductor innovation.&#8221; The company&#8217;s digital transformation (DX) solution concept, &#8220;Epsira\u2122,&#8221; unveiled late last year, was introduced as a core pillar of this integration strategy. Ishida explained, &#8220;Epsira seamlessly connects equipment and customer sites through data, enhancing not only equipment productivity but also overall semiconductor manufacturing performance.&#8221;<\/p>\n<p>The company also received high marks for introducing AI into the manufacturing process itself to improve yield and mass production speed.
